해외석학 초청 세미나 BK21 첨단부품소재사업단 일 시 : 2010년 11월 3일(수) 14 : 00 장 소 : 공학관 561호 연 사 : Hiroshi Amano Professor , Nagoya University 연 제 : Past, present and future prospects of nitride-based LEDs In this presentation, I would like to look back almost 40 years after the first demonstration of nitride based- LEDs by Jack Pankove in 1971. I would like to show that LED simulator is a powerful tool to understand why nitride LEDs are so bright in spite of high dislocation density, why non-polar/semi-polar is promising to reduce efficiency droop and why it is difficult to fabricate high efficiency UV/DUV and green/yellow LEDs. Then, I would like to emphasize how thermodynamic approach contributes to the improvement of the performance of DUV/UV LEDs and green/yellow LEDs. Compared with the efficiency of GaInN-based LEDs in the blue or violet region, that of DUV or UV emitters is still low. High-temperature growth of AlN and AlGaN by MOVPE surely played a key role in improving performance of DUV/UV devices. To realize the HT-growth of In- rich GaInN, an MOVPE system operated at high pressure is required. A new MOVPE system for the growth of In-rich AlGaInN was developed. BK21 첨단부품소재사업단
