CMOS Modeling Services from AdMOS AdMOS has more than 11 years experience in CMOS modeling. We have generated design libraries with different flavours: Advanced Processes down to a minimum feature size of 45nm RF CMOS High Voltage Devices Silicon on Insulator (SOI) Customers are using our full modeling flow (see the next slides) or only a part of it depending on their special requirements. The modeling process can be transferred to customers environment Please see the project specification at the end of this presentation to specify your project.

Parametric Tests Parametric Tests are performed with a high volume test system. We can provide high volume and high throughput measurements on fully automatic wafer probers. Results have been used for: Golden Die selection Mismatch modeling Statistical modeling

Measurements for Modeling AdMOS performs a wide variety of measurements necessary for modeling. In addition, we have a partnership with 2 well known research institutes in Germany to perform state of the art measurements: Fraunhofer Institut Mikroelektronische Schaltungen und Systeme in Duisburg IHP in Frankfurt/Oder In our lab and with our partners we can cover all kind of measurements necessary for device modeling: Basic DC, CV measurements on a wide temperature range and at 77K Flicker noise and high frequency noise S-parameters up to 110GHz Pulsed measurements

Model Design In many applications, standard simulation models do not fulfill the requirements of modern devices. Therefore, AdMOS can design the right model which is necessary for a certain purpose: Subcircuit models in any simulator language (HSPICE, ELDO, Spectre, ADS, PSPICE, .. Parameter Extraction AdMOS has experience in CMOS parameter extractions from 2um to 45nm. Successful projects have been performed for Bulk CMOS, High Voltage devices and SOI. Our main focus is CMOS with all kind of models like BSIM3, BSIM4, PSP, BSIMSOI, HiSIM2, EKV, …. Here we use our own software in IC-CAP. In addition, all devices of modern processes have been modelled: diodes, resistors, inductors, …

Statistical Modeling AdMOS provide all kind of statistical modeling like: Corner model generation Advanced statistical model generation Mismatch analysis On target modeling Statistical models depend on customer requests.

Quality Assurance Our policy is to provide verified simulation libraries to our customers. Quality tests are performed taking into account: Different simulators A wide range of operating conditions, corner cases and temperatures Consistency of length / width dependency Special customer requirements Example: Corners for binning (see next 2 slides for details)

QA Example (1) Graphical verification of I-V curves and scaling behavior (Vth(L) etc.) of a binned simulation model. Reports can be generated for defined geometries and output properties.

QA Example (2) Consistency check for simulations of PCM like measurements of a binned simulation model. Green: o.k. Yellow: error in a defined limit Red: error outside limit

Documentation All modeling results are well documented by plots/tables where measurements are compared with simulations. Documentation is done according to customers requirements. As a standard, AdMOS provides a web based documentation which can be easily viewed in a browser (Mozilla Firefox, Internet Explorer) MS Word or PDF format is available as well.
