Observation of surface morphology on the cleaved (110) face of GaAs layer. MBE 成長後の Annealing 処理に よって、 cleaved-edge growth 法で 成長させた GaAlAs の (110) 面上 に原子スケールで、平らな面を 作り出すのに成功した。 (Jpn.J.Appl.Phys.part 2 40 (2001)) 平坦面以外に (110) 面上では特徴 的な表面模様が観察された。 Fish-like : 1ML deep pits (0.2 nm) Boat-like: 2~3ML high islands Arrowheads: 2 ML deep pits

実験の概要 表面模様中、魚に似た 形の長軸と短軸の長さ の比を算出し、統計を とる。 長軸と短軸から三角形 の面積を計算して格軸 の比と比較する。 平坦面の生成メカニズ ムの分析。

結果と課題 ◎ Competitive growth & circular advent of surface figures: Fish (1ML deep)→Small Boat (2MLhigh) → Big Boat + River (1ML deep)→Small Fish →Big Fish+River. ◎ Mixture of two or three surface figures in the same area. ◎ Long axis vs Small axis : Certain ratio. ◎ Area vs Ratio : Big fish is fat! ◎ Formation mechanism of all these characteristic surface figures. ◎ Distribution of figures over sample surface. ◎ Observation of photoluminescence images linking to these figures.
